In terms of the death scenes in general I'd say Nehelenia for a number of reasons, but for this thread I mean by the animation/effects in general, rather than the scene or the villain in question.

But not far behind are Koan, Nehelenia, Eudial, Mimete, Witches 5 the second time, and Xenotime and Zeolite.
And some honorable mention to Beryl, Petz, Calaveras, Chiral and Achiral, Tellu, Cyprine/Ptilol/Kaolinite/Tomoe, and Fish Eye. And the Cosmos ones for their resemblance to Infinity War.

- Queen Beryl - Starts to age rapidly, then turns black and disintegrates to ash, almost [HE WHO MUST NOT BE NAMED] or Homunculus style
- Jadeite, Nephrite, Zoisite, and Kunzite - Get blasted with a dark energy wave and are then gone. (Note: They are released from Beryl's mind control and restored to their true selves so they barely count as villains and if they did, are certainly counted for reformed)
- Queen Metalia - Implodes then explodes into gold dust
- Koan - Outline effect and disintegrates
- Berthier - Back view as she gets blasted with an energy wave, flash of light, gone
- Petz - Back view as she gets blasted, quickly shatters/disintegrates
- Calaveras - Back view as she gets blasted, and disintegrates, slower than Petz but clearer than Berthier
- Chiral and Achiral - Kinda distort and then vaporized
- Esmeraude - Briefly distorts and then vaporized in white light
- Rubeus - Wiseman grabs him by the throat, a pillar of dark energy appears around him, and gone
- Saphir - Reacts in pain, quickly implodes/vanishes, leaving only his earrings
- Prince Demande - Explodes into black particles
- Wiseman - Glowing yellow cracks appear on him and he explodes in a blue explosion and shockwave
- Eudial - Sparkly pink heart engulfs her and she explodes in a flash of sparkly white light
- Mimete - Distorts more than the Boule Brothers and is vaporized
- Viluy - Is engulfed by yellow/white light
- Tellu - Pillar of pink light and we see her shadowed with crosshair effect inside before vaporized
- Cyprine and Ptilol - Turn shadowed and disintegrate quickly
- Witches 5 (the second time) - Blue light, turn shadowed and disintegrate
- Kaolinite - The same as Cyprine and Ptilol the first time
- Professor Tomoe - The same as Cyprine and Ptilol the first time
- Pharaoh 90 - Last we see him, explosions of light are appearing on him. His death occurs offscreen, but if the Silver Millennium flashback is any indication, he will explode in a massive explosion of yellow light
- Fish Eye - Turns to black crystal and shatters to white shards
- Tiger's Eye - Fades away
- Hawk's Eye - Disintegrates into purple particles along with his shop
- Xenotime and Zeolite - Glow white and disintegrate into glowing white particles
- Queen Nehelenia - A dark blue aura appears around her as she ages back into Zirconia appearance, is sucked back into the mirror, disappears in a small explosion of light, mirror cracks and turns to sand
- Sailor Galaxia and all her minions - Disintegrate to dust Avengers: Endgame style
- Chaos - Explodes in a yellow explosion and pillar of light
