From favorite to least favorite:
Wiseman — fun personality, very interesting human backstory
Galaxia — dangerous and implacable, good backstory in the movies
Chaos — imposing, brings all prior arcs together
Nehelenia — mysterious and threatening, nice backstory that foreshadows the Chaos duality
Metalia — a bit generic but at least is linked to the Silver Millennium
Pharaoh 90 — a bit generic and its backstory is disconnected from the main plot

I'm not surprised Galaxia is winning because she's a lieutenant of Chaos, not an incarnation, and the incarnations tend to lack in personality and screen time compared to the lieutenants like Beryl, Demande, and so on, with the exceptions of Wiseman and Nehelenia.

The worst part is that she went through this ordeal alone. She lost everything. And above all she doesn't know what awaits her during Crystal Tokyo, the endless fights against Sailor Chaos.

Since Chibi-Chibi never said anything to her past version.

Chibi Chibi does warn Sailor Moon that wars will keep coming and that Sailor Moon will be solely responsible for containing them:

By the end of the story, Usagi says that she wants to make a future with everyone, no matter how tough it gets… and Usagi knows who Chaos is by this point.

Usagi’s ultimate decision is to embrace hope… and that becomes Sailor Cosmos’s decision, as well, upon witnessing how brave Sailor Moon is.

But from what you said, no one else will be a part of that future
But new stars and new senshi will continue to be born…

The Sailor Quartet recognized Sailor Cosmos’s name (in the manga), so they must have heard one thing or two about Sailor Cosmos.

“Usagi’s star will always shine the brightest…” quoting Mamoru.

… and, thanks to Sailor Cosmos, new stars and new senshi will continue to be born.

None.

Even though Wiseman is a mess (its body has a problem of direction Lol) it's the most interesting of the lot. But, its past nature as human raises a lot of questions knowing it is a Chaos incarnation from the beginning.

The rest are crap.

Metallia? She's a Pokemon. Yes, she's the cousin of Gastly. A good main villain should arouse respect instead of laughs.

Nehellenia? A Beryl ripoff with a more boring background, if she has any... She had to take the role of Maleficent to be somebody without the charisma of the latter.

Galaxia? A brat. Her motivations are infantile. And her Cosmos new add-on doesn't help the character either.

Pharaoh 90 and Chaos are actually the same; manga screentones bound together, shiny white 'eyes' and a lot of 'Mwahahahahass'.

I agree about Wiseman. Chaos said that the four big villains were a part of it. Metalia and Pharaoh 90, I get, they're Dark Forms, and Nehelenia's origins weren't clear and she could have easily been a humanoid made from the darkness of Chaos. But Wiseman/Death Phantom was established to be human before his soul merged with Nemesis. So how is he a part of Chaos?

I thought that Wiseman was not actually human, and that he was a manifestation of Chaos that took on a human form to stir up the populace. Everyone thought he was human for a long time.

Alternatively, Wiseman became a part of Chaos once his soul merged with Nemesis.

Nehelenia's origins weren't clear and she could have easily been a humanoid made from the darkness of Chaos.
That’s correct. Nehelenia came to the moon to represent the dark side of Queen Serenity, and, she too, lives on the moon, “though in its depths,” as she says.

Although Queen Serenity is presumably stronger than Nehelenia, Nehelenia’s strength should not be underestimatedl: (1) The fall of the Silver Millenium can be linked to her curse and (2) she found a way to brainwash the Sailor Quartet and come back to the present day to trap the senshi inside a nightmare.

Nehelenia’s role in the manga/Eternal serves primarily as a prelude to Stars/Cosmos.

Because “darkness is attracted to light and light to darkness,” as Chaos said, Nehelenia‘s origin represents “the darkness that was attracted to the light of the moon when the moon was ruled solely by Queen Serenity.

And when Queen Serenity and the senshi notice her presence there, it is, well, a bit too late.

As a human, he was already a criminal and Chaos already was part of him, in one way or another. When he merged his soul with Nemesis, he “sealed the deal.”

I think he was human, but when we see SMC, we see that he became a monster afterwards. So I think he merged on Earth with Chaos, or maybe the human was a disguise for Chaos to appear incognito in front of everyone.

Nehelenia was already anticipating what Chaos would tell Usagi:

Before she curses Princess Serenity and the Silver Millennium, she explicitly says “I live on the moon, too.” Thus, indicating that good and evil can co-exist exist together. Light and darkness or darkness and light.

But unlike Beryl, Wiseman was said to be an incarnation of Chaos.

Ah. Nemesis was made of Malefic Black Crystal. What if Nemesis was part of Chaos, before Wiseman ever got there?

Both light and darkness are constantly coming out of the Galaxy Cauldron.

Beryl already had darkness in her and so did Wiseman. They just needed a ”little push” to become worse and more powerful than they were.
